Job Title: Senior Staff Engineer Package Development

At Infineon Technologies, we are seeking a highly skilled Senior Staff Engineer Package Development to join our team. As a key member of our organization, you will play a critical role in driving the development of innovative package solutions for our semiconductor products.

Key Responsibilities:
  • Provide technical support for new product introduction at subcons, ensuring that technical, quality, schedule, and cost requirements are achieved.
  • Responsible for technical support of new product/package/new process development, ensuring that projects meet customer requirements in terms of timeline, cost, and quality.
  • Assess and mitigate technical risks, providing design proposals for package, lead frame, substrate, and Cu-clip of new products.
  • Closely interact with project managers, subcon interfaces, chip designers, application teams, marketing, and business units for new product design and project roadmaps.
  • Provide technical direction related to problem-solving of process and reliability issues, ensuring the closure of package development-related deliverables and documents.
  • Develop and maintain technical documentation, including delta analysis, DFMEA, PFMEA, process flow, and control plans.
Requirements:
  • Master's or Bachelor's degree in Engineering and Physical Science.
  • Minimum 5 years of experience in package/process development in semiconductor packaging.
  • Experience in semiconductor package development, analytical tools, and simulation software.
  • Proficient in AutoCAD for 2D drawing and knowledge of 3D software (e.g., AutoCAD 3D, Inventor, and SolidWorks).
  • Exposure to the development of a wide variety of packages, including TO, QFN, Cu Clip, Flip Chip, SOIC, and QFP.
  • Knowledge of package design rules, industry standards for package reliability test and qualifications, and FA techniques.
  • Excellent statistical analysis skills, with the ability to provide clear direction based on package/process DOE.
  • Working knowledge of DFMEA during the design phase and ability to create strategies to mitigate risk.
  • Knowledge of IP management and patent filing.
